Coupled optical and electronic simulations of electrically pumped photonic-crystal-based light-emitting diodes

چکیده
We use coupled optical and electronic simulations to investigate design trade-offs in electrically pumped photonic-crystal-based light-emitting diodes. A finite-difference frequency-domain electromagnetic solver is used to calculate the spontaneous emission enhancement factor and the extraction efficiency as a function of frequency and of position of the emitting source. The calculated enhancement factor is fed into an electronic simulator, which solves the coupled continuity equations for electrons and holes and Poisson’s equation. We simulate a two-dimensional structure consisting of a photonic-crystal slab with a single-defect cavity and investigate different electrical pumping geometries for such a cavity. © 2005 American Institute of Physics. fDOI: 10.1063/1.1848194g

Current-injected 1.54 m emitters have been fabricated by heterogeneously integrating metal organic chemical vapor deposition grown Er-doped GaN epilayers and 365 nm nitride light emitting diodes. It was found that the 1.54 m emission intensity increases almost linearly with input forward current. The results represent a step toward demonstrating the feasibility for achieving electrically pumped...
متن کاملElectrically pumped edge-emitting photonic crystal lasers with angled facets.
We demonstrate electrically pumped large-area edge-emitting InGaAsP/InP two-dimensional photonic crystal lasers with angled facets at room temperature. The laser uses a weak index perturbation surface photonic crystal structure to control optical modes in the wafer plane. Measurements of the laser spectra show that the modal selection is due to satisfying the Bragg resonance conditions in both ...
متن کاملEpitaxial growth of three-dimensionally architectured optoelectronic devices.
Optoelectronic devices have long benefited from structuring in multiple dimensions on microscopic length scales. However, preserving crystal epitaxy, a general necessity for good optoelectronic properties, while imparting a complex three-dimensional structure remains a significant challenge. Three-dimensional (3D) photonic crystals are one class of materials where epitaxy of 3D structures would...
متن کاملA wavelength-selective photonic-crystal waveguide coupled to a nanowire light source
The efficient delivery of photons from light sources to photonic circuits is central to any fibre-optic or integrated optical system. Coupling light emitters to optical fibres or waveguides determines the photon flux available in, and therefore the performance of, photonic devices used in applications such as optical communication and information processing. Many solutions have been proposed to...
